Abstract

We report high-speed measurements of an InGaAs PIN photodiode in a millimetre-wave coaxial mount. The photo-diode has an impulse response (including diode, parasitics and connector) of 9 ps FWHM and a 3 dB bandwidth of 67 GHz. This is the largest bandwidth reported to date for a photodiode in a coaxial mount with a connector.
