Abstract
The low-energy electron-beam irradiation (LEEBI) was used for the dissociation of the MgH complex in GaN. The infrared vibration spectroscopy was also used for its reassociation during postirradiation annealing. It was found that a pronounced dependence on the H isotope was exhibited by the dissociation rate. The possible reaction paths were also considered based on atomic configurations from density-functional theory and bond-excitation mechanisms.
