Abstract
A novel epitaxial design was used to demonstrate the monolithically integrated resonant cavity photodetectors (RCPD) and vertical cavity surface emitting lasers (VSCEL). The novel epitaxial design red-shifts the RCPD wavelength with respect to cold-cavity VCSEL wavelength. At typical operating currents, the VCSEL wavelength was found to be better aligned with RCPD resonance than with a typical VCSEL/RCPD structure.
