Abstract

The structural, mechanical and vibrational properties of Ga1-xInxAs solid solutions were investigated with the help of molecular dynamics simulations. It was found that the Ga-As and In-As bond lengths change only slightly as a function of x. It was also found that the phonon density-of-states has two high-frequency modes typical of optical modes in binary materials.
